The 067-1094-99 uses an avalanche transistor and charge line to generate the fast-rising output pulse.
A pair of voltage doublers fed by two series-connected 25 V mainframe windings provide ±150 V for the avalanche stage.
The manual lists the avalanche transistors, Q200 and Q100, as "151-0108-01 Select from Motorola 2N2501 for 78 V ≤ V<sub>CB0</sub> ≤ 85 V".
