The 2N301  (P/N 151-0001-00) is a germanium PNP power transistor in a TO-3 package, used in the regulated pre-amp heater power supply of the 502.

RCA announced their first Ge PNP TO-3 types, the 2N301 and 2N301A, in early 1957.

The AD149 is similar.

Some instruments using part 2N301

Instrument Manufacturer Class Model Description Introduced
502 Tektronix Oscilloscope 502 1 MHz dual beam differential scope 1958
502A Tektronix Oscilloscope 502A 1 MHz dual beam differential scope 1963
  • 502: V647 (sic – still using "V" prefixes for transistors in 1958)
  • 502A: Q647 = 2N301 in schematic, parts list says "use 2N2148 (151-0137-00)"

Key Specifications

Collector voltage max. −40 V
Collector current max. –3 A
Power dissipation max. 11 W
